The extraction of model parameters of the direct current element Ids in a nonlinear model of the transistor

In this article, the method of extraction of model parameters of a direct current element in the nonlinear Angelov model is described. The results of the simulation of the transistor VI characteristic and the comparison between the obtained results and the real IV characteristic measurements in GaAs HEMT are presented. Root mean square error is 2.73 mA (when Ids max = 110 mA).
